1Microstructure and electrical properties of Y_2O_3-doped ZnO-based varistor ceramics prepared by high-energy ball milling显示文摘Y2O3-doped ZnO-based varistor ceramics were prepared using high-energy ball milling (HEBM) and low-temperature sin- tering technique, with voltage-gradient of 1934-2197 V/mm, non-linear coefficients of 20.8-21.8, leakage currents of 0.59-1.04 μA, and densities of 5.46-5.57 g/cm3. With increasing Y2O3 content, the voltage-gradient increases because of the decrease of ZnO grain size; the non-linear coefficient and the leakage current improve but the density decreases because of more porosity; the donor con- centration and density of interface states decrease, whereas the barrier height and width increase because of the acceptor effect of Y2O3 in varistor ceramics.Hongyu Liu Xueming Ma Dongmei Jiang Wangzhou Shi 2007Journal of University of Science and Technology Beijing2007,14,3:13
2Effects of cooling rate on the microstructure and electrical properties of Dy_2O_3-doped ZnO-based varistor ceramics显示文摘The microstructure, electrical properties, and density of Dy2O3-doped ZnO-based varistor ceramics, prepared us-ing high-energy ball milling (HEBM) and sintered at 800°C, were investigated by increasing the cooling rate in the order of H (slow cooling in furnace) → L (cooling in furnace) → K (cooling in air). With the increase in cooling rate, the grain size and density decreased, the breakdown voltage (V1 mA / mm) increased, and the nonlinear coefficient (α) and leakage current (IL) exhibited extremum. The sample with the cooling type L showed the best properties with the breakdown voltage of 2650 V/mm, α of 20.3, IL of 5.2 μA, and density of 5.42 g/cm3. The barrier height (φB), donor concentration (Nd), density of the interface states (Ns), and barrier width (ω) all exhibited extremum during the alteration in cooling rate. 15A polarization-sensitive,self-powered,broadband and fast Ti_(3)C_(2)T_(x)MXene photodetector from visible to near-infrared driven by photogalvanic effects显示文摘Broadband,self-power,and polarization-sensitivity are desirable qualities for a photodetector.However,currently few photodetectors can fulfill these requirements simultaneously.Here,we propose a Ti_(3)C_(2)T_(x)(MXene)photodetector that is driven by the photogalvanic effect with impressive performances.A polarization-sensitive photocurrent is generated at zero bias under the illumination of linearly polarized laser light of 1064 nm,with an extinction ratio of 1.11.Meanwhile,a fast response with a 32/28 ms rise/decay time and a large on/off switching ratio of 120 are achieved.Besides,a robust zero-bias photocurrent is also generated in the photodetector under the illumination of 940 and 620 nm light,as well as the white light,showing a broadband photoresponse from the near-infrared to visible.Moreover,quantum transport simulations indicate that the photogalvanic effect plays an important role in the generation of the polarized photocurrent at zero bias due to the broken space inversion symmetry of the stacked few-layer Ti_(3)C_(2)T_(x).Our results shed light on a potential application of the Ti_(3)C_(2)T_(x)–MXene in the low-power photodetection with high performances.Bo Liu Liyu Qian Yanliang Zhao Yiwen Zhang Feng Liu Yi Zhang Yiqun Xie Wangzhou Shi 2022Frontiers of physics2022,17,5:1

17An investigation on terahertz response in electro-optic crystals excited at 1.03 lm wavelength显示文摘We theoretically investigate terahertz(THz)emission and detection from h110i-oriented electro-optic(EO) crystals adapted for Yb-doped femtosecond pulse laser.According to the principles of phase-matching condition, the dispersion relation between optical velocity and THz pulse,THz absorption spectra, and coherence lengths of CdTe, GaP,and GaAs crystals below the phonon resonant frequency are calculated correspondingly. The optical rectification and EO sampling process of above crystals with the same thickness of0.1 mm are simulated. As a consequence, we found that the optimal emission frequency of CdTe is at 2.65 THz, however,it reaches 6.56 THz of GaAs and 4.77 THz of GaP. With the help of frequency response function, the calculated cut-off frequency of CdTe is only 3.45 THz, while GaAs and GaP achieve 7.15 and 6.37 THz correspondingly. Finally, the EO sampling sensitivity of GaAs is higher than CdTe and GaP when the crystal's thickness exceeds 1.58 mm. 18Skipping Metastasis to Mediastinal Lymph Nodes in Non-small Cell Lung Cancer: A Clinical Study on the Reasonable Extent of Dissection显示文摘Objective To elucidate the characteristics and metastastic pattern of skipping mediastinal lymph node metastasis (skipping N2) in non-small cell lung cancer (NSCLC), and investigate reasonable extent of lymph node dissection. Methods From 1990 to 1998, lobectomy combined with systematic mediastinal lymph node dissection was performed in 109 patients with NSCLC. A retrospective study was carried out to elucidate the characteristics of skipping N2 disease and to compare the difference between skipping N2 and non-skipping N2 diseases. Results Twenty-one patients (19%) had skipping N2 diseases. Of the skipping N2 group, 18 cases (86%) were adenocarcinoma. Skipping N2 disease was more common in T1 and T2 group than that in T3 and T4 group (P<0.01). All skipping N2 diseases only involved one nodal station, and most of them were regional mediastinal nodal metastasis. Skipping N2 from upper lobe tumors mainly involved superior tracheobronchial or subaortic lymph nodes, and skipping N2 from lower lobe tumors involved subcarinal lymph nodes.
