1Photonic integrated technology for multi-wavelength laser emission显示文摘We summarized the design, fabrication challenges and important technologies for multi-wavelength laser transmitting photonic integration. Technologies discussed include multi-wavelength laser arrays, monolithic integration and modularizing coupling and packaging. Fabrication technique requirements have significantly declined with the rise of reconstruction-equivalent-chirp and second nanoimprint mask technologies. The monolithic integration problem between active and passive waveguides can be overcome with Butt-joint and InP array waveguide grating technologies. The dynamic characteristics of multi-factors will be simultaneously measured with multi-port analyzing modules. 3First demonstration of 1.3μm quarter-wavelength shift distributed feedback(DFB) semiconductor laser based on conventional photolithography显示文摘A 1.3 μm distributed feedback(DFB) semiconductor laser with equivalent λ/4 phase shift based on reconstruction equivalent chirp(REC) technique is numerically studied and experimentally demonstrated.The simulation results show that the 1.3 μm DFB laser with equivalent λ/4 phase shift based on the REC technique performs the same as that of actual λ/4 phase shift DFB laser,with nearly the same P-I curves,the internal power distributions and the output ASE spectra.Compared with the traditional λ/4 phase shift DFB laser,the REC based laser only changes the sampling structures with the uniform seed waveguide grating instead of the actual grating structures.As a result,the fabrication of such laser will be very easy.In this paper,we successfully fabricated the 1.3 μm DFB laser based on the REC technique for the first time to the best of our knowledge.LU LinLin SHI YueChun CHEN XiangFei 2013Chinese Science Bulletin2013,58,7:6
4Numerical study of three phase shifts and dual corrugation pitch modulated(CPM) DFB semiconductor lasers based on reconstruction equivalent chirp technology显示文摘A distributed feedback(DFB) semiconductor laser with three phase shifts based on reconstruction equivalent chirp(REC) technology is proposed and investigated numerically.With the combination of multiple phase shifts and corrugation pitch modulated(CPM) structure,we also propose a novel and more complex structure named dual CPM,which has a flatter light power distribution along the laser cavity compared with the true double phase shifts DFB laser diode(LD),while the P-I curves are nearly the same.The proposed dual CPM structure is also designed and analyzed based on REC technology.The simulation results show that,the DFB semiconductor laser with complex structure such as phase shifts,or even arbitrary variation of the grating period can be achieved equivalently and easily by changing the sampling structure.But its external characteristics are almost the same as those DFB lasers with true phase shifts,or true arbitrary variation of the grating period.The key advantage of the REC technology is that it varies only the sampling structure and keeps the seed grating(actual grating in sampling structure) period constant.So its fabrication needs only low-cost and standard holographic exposure technology.Therefore we believe this method can achieve the high-end and low-cost DFB LD for mass production.SHI YueChun TU XingHua LI SiMin ZHOU YaTing JIA LingHui CHEN XiangFei 2010Chinese Science Bulletin2010,55,35:4

7Compact packaging for multi-wavelength DML TOSA显示文摘A compact multi-wavelength hybrid-integrated directly-modulated distributed-feedback laser(DML)transmitter optical sub-assembly(TOSA)has been achieved in our laboratory.The 8-channel distributed feedback(DFB)lasers are monolithically integrated based on the reconstruction-equivalent-chirp(REC)technology.With the high-density and high-speed packaging technique,the laser array and a multi-mode interference(MMI)multiplexer are assembled in the TOSA.The channel spacing of the TOSA is 200 GHz between adjacent lasers.It meets the 8 9 12.5 Gb/s operation demand and gives rather low channel crosstalk of less than-25 dB.This compact TOSA is of effective cost and shows good stability for mass production,which is expected to improve the performance of devices in access networks,data centers and supercomputing.Jiasheng Wang Yu Liu Xiangfei Chen Jianguo Liu Ninghua Zhu 2014Chinese Science Bulletin2014,59,20:3
8Photonic integrated spiking neuron chip based on a self-pulsating DFB laser with a saturable absorber显示文摘We proposed and experimentally demonstrated a simple and novel photonic spiking neuron based on a distributed feedback(DFB)laser chip with an intracavity saturable absorber(SA).The DFB laser with an intracavity SA(DFBSA)contains a gain region and an SA region.The gain region is designed and fabricated by the asymmetric equivalentπ-phase shift based on the reconstruction-equivalent-chirp technique.Under properly injected current in the gain region and reversely biased voltage in the SA region,periodic self-pulsation was experimentally observed due to the Q-switching effect.The self-pulsation frequency increases with the increase of the bias current and is within the range of several gigahertz.When the bias current is below the self-pulsation threshold,neuronlike spiking responses appear when external optical stimulus pulses are injected.Experimental results show that the spike threshold,temporal integration,and refractory period can all be observed in the fabricated DFB-SA chip.To numerically verify the experimental findings,a time-dependent coupled-wave equation model was developed,which described the physics processes inside the gain and SA regions.The numerical results agree well with the experimental measurements.We further experimentally demonstrated that the weighted sum output can readily be encoded into the self-pulsation frequency of the DFB-SA neuron.We also benchmarked the handwritten digit classification task with a simple single-layer fully connected neural network.By using the experimentally measured dependence of the self-pulsation frequency on the bias current in the gain region as an activation function,we can achieve a recognition accuracy of 92.2%,which bridges the gap between the continuous valued artificial neural networks and spike-based neuromorphic networks.To the best of our knowledge,this is the first experimental demonstration of a photonic integrated spiking neuron based on a DFB-SA,which shows great potential to realizing large-scale multiwavelength photonic spiking neural network chips.YUECHUN SHI SHUIYING XIANG XINGXING GUO YAHUI ZHANG HONGJI WANG DIANZHUANG ZHENG YUNA ZHANG YANAN HAN YONG ZHAO XIAOJUN ZHU XIANGFEI CHEN XUN LI YUE HAO 2023Photonics Research2023,11,8:2
9Experimental demonstration of λ/8 DFB semiconductor laser array for 1.3 μm CWDM system显示文摘In this article,we report the first experimental demonstration of an eight-wavelength λ/8 phased-shifted laser array based on the REC technique in the 1.3 μm wavelength domain.Measurement results exhibit good linearity of lasing wavelength with+/-0.35 nm wavelength residual.The SLM property was ensured with SMSRs all larger than 38 dB.Moreover,the directmodulation performance was also tested.The experimental results show that the modulation bandwidth can reach up to 13GHz even at the small injection current of 40 mA and the measured spurious-free dynamic range(SFDR)is up to 87 dB/Hz2/3,which shows good linearity.These measurements show that REC-based λ/8 phased-shifted laser array has good modulation performance and it may find potential application in actual fiber-optic systems.LU LinLin HUANG Long SHI YueChun GUO RenJia LIU Rui LI LianYan LI SiMin CHEN XiangFei 2014Science China(Technological Sciences)2014,57,9:2
10Pattern recognition in multi-synaptic photonic spiking neural networks based on a DFB-SA chip显示文摘Spiking neural networks(SNNs)utilize brain-like spatiotemporal spike encoding for simulating brain functions.Photonic SNN offers an ultrahigh speed and power efficiency platform for implementing high-performance neuromorphic computing.Here,we proposed a multi-synaptic photonic SNN,combining the modified remote supervised learning with delayweight co-training to achieve pattern classification.The impact of multi-synaptic connections and the robustness of the network were investigated through numerical simulations.In addition,the collaborative computing of algorithm and hardware was demonstrated based on a fabricated integrated distributed feedback laser with a saturable absorber(DFB-SA),where 10 different noisy digital patterns were successfully classified.A functional photonic SNN that far exceeds the scale limit of hardware integration was achieved based on time-division multiplexing,demonstrating the capability of hardware-algorithm co-computation.Yanan Han Shuiying Xiang Ziwei Song Shuang Gao Xingxing Guo Yahui Zhang Yuechun Shi Xiangfei Chen Yue Hao 2023Opto-Electronic Science2023,2,9:1

19Periodic structural defects in Bragg gratings and their application in multiwavelength devices显示文摘In this paper, we present the finding that periodic structural defects(PSDs) along a Bragg grating can shift the Bragg wavelength. This effect is theoretically analyzed and confirmed by numerical calculation. We find that the Bragg wavelength shift is determined by the defect size and the period of the defects. The Bragg wavelength can be well tuned by properly designing the PSDs, and this may provide an alternative method to fabricate grating-based multiwavelength devices, including optical filter arrays and laser arrays. In regards to wavelength precision, the proposed method has an advantage over the traditional methods, where the Bragg wavelengths are changed directly by changing the grating period. In addition, the proposed method can maintain grating strength when tuning the wavelength since only the period of defects is changed.
